Vishay power MOSFETs offer 175°C temperature rating in small package

Vishay Intertechnology has introduced two 60 V AEC-Q101-qualified TrenchFET power MOSFETs in 3 mm x 3 mm PowerPAK 1212-8 packages rated for 175 °C junction temperature.

The Vishay Siliconix n-channel SQ7414EN, offers 25 milliOhms on resistance at a 10 V gate drive, and the p-channel SQ7415EN has an on-resistance rating of 65 milliOhms. Measuring 3.3 mm by 3.3 mm with a height profile of 1.07 mm, the MOSFETs are among the smallest available to handle power applications in the automotive environment, and the first such devices to be offered in the PowerPAK 1212-8.

With a junction-to-case thermal resistance of 2.4 °C per Watt, the new devices can replace power MOSFETs in the less thermally efficient SO-8, enabling significant board space savings.
